SL22N65C/SL22N65CF
650V N-Channel MOSFET
General Description
Features
This Power MOSFET is produced using Slkor’s
advanced Superjunction MOSFET technology.
– 22A, 650V, R

DS(on)

=170mΩ@V

GS

= 10 V
– Low gate charge(typ. Qg = 30.2nC)
– High ruggedness
– Ultra fast switching
– 100% avalanche tested
This advanced technology has been especially tailored
to minimize on-state resistance, provide superior switching
performance, and withstand high energy pulse in the
avalanche and commutation mode. These devices are well
suited for high efficiency switched mode power supplies.
– Improved dv/dt capability
